Biography
Rustam Khabibullin received his PhD degree in Physics and Mathematics for the investigation of electronic properties of quantum wells AlGaAs/InGaAs/AlGaAs with combined and delta-doping in 2012. In 2008-2012 he was involved in molecular beam epitaxy (Riber Compact 21 T) and lithography processes (Heidelberg Instruments DWL 66 FS) been in Prof. Ivan Vasil’evskii group in the Moscow Engineering Physics Institute. In 2012-2014 he was the research supervisor of the projects on the development and application of low-dimensional semiconductor structures for HEMT on InP, pHEMT and mHEMT on GaAs in the Institute of Ultra High Frequency Semiconductor Electronics of RAS. In 2014 he joined Prof. Viktor Ryzhii group taking a part in the Russian Scientific Foundation project and began to study the development of THz sources and detectors based on photoconductive antennas (LT-GaAs and InGaAs), plasma oscillations in a FETs. In 2016 he was the visiting researcher in Prof. Rinat Akhmedzhanov group (Institute of Applied Physics of RAS) in the field of THz time-domain spectroscopy. In 2016-2017 in collaboration with the Institute of radio-engineering and electronics of RAS he was the scientific supervisor of the project on the development of pulsed solid-state THz generators based on thermo-injection instability in GaAs/AlGaAs multilayer heterostructures (the basic idea of this device was proposed by Prof. V.A. Gergel). Since 2015, on the initiative of the Nobel Prize laureate Zh. I. Alferov, in cooperation with the St. Petersburg Academic University of RAS and the Institute of Physics of Microstructures of RAS he was involved in the development of terahertz quantum-cascade lasers.
Dr. Khabibullin’s research interests are in the field of semiconductor devices, microwave electronics, THz sources and detectors.
